Nanometer-scale ablation with a table-top soft x-ray laser.

Ablation of holes with diameters as small as 82 nm and very clean walls was obtained in poly(methyl methacrylate) focusing pulses from a Ne-like Ar 46.9 nm compact capillary-discharge laser with a freestanding Fresnel zone plate diffracting into third order. These results demonstrate the feasibility of using focused soft x-ray laser beams for the direct nanoscale patterning of materials and the development of new nanoprobes.

Formation and distribution of neutral vanadium, niobium, and tantalum oxide clusters: single photon ionization at 26.5 eV.

Neutral vanadium, niobium, and tantalum oxide clusters are studied by single photon ionization employing a 26.5 eV/photon soft x-ray laser. During the ionization process the metal oxide clusters are almost free of fragmentation. The most stable neutral clusters of vanadium, niobium, and tantalum oxides are of the general form (MO2)0,1(M2O5)y. M2O5 is identified as a basic building unit for these three neutral metal oxide species. Each cluster family (Mm, m=1,...,9) displays at least one oxygen deficient and/or oxygen rich cluster stoichiometry in addition to the above most stable species. For tantalum and niobium families with even m, oxygen deficient clusters have the general formula (MO2)2(M2O5)y. For vanadium oxide clusters, oxygen deficient clusters are detected for all cluster families Vm (m=1,[ellipsis (horizontal)],9), with stable structures (VO2)x(V2O5)y. Oxygen rich metal oxide clusters with high ionization energies (IE>10.5 eV, 118 nm photon) are detected with general formulas expressed as (MO2)2 (M2O5)y O1,2,3. Oxygen rich clusters, in general, have up to three attached hydrogen atoms, such as VO3H1,2, V2O5H1,2, Nb2O5H1,2, etc.

Single photon ionization of van der Waals clusters with a soft x-ray laser: (CO2)n and (CO2)n(H2O)m.

Pure neutral (CO2)n clusters and mixed (CO2)n(H2O)m clusters are investigated employing time of flight mass spectroscopy and single photon ionization at 26.5 eV. The distribution of pure (CO2)n clusters decreases roughly exponentially with increasing cluster size. During the ionization process, neutral clusters suffer little fragmentation because almost all excess cluster energy above the vertical ionization energy is taken away by the photoelectron and only a small part of the photon energy is deposited into the (CO2)n cluster. Metastable dissociation rate constants of (CO2)n+ are measured in the range of (0.2-1.5) x 10(4) s(-1) for cluster sizes of 5< or =n< or =16. Mixed CO2-H2O clusters are studied under different generation conditions (5% and 20% CO2 partial pressures and high and low expansion pressures). At high CO2 concentration, predominant signals in the mass spectrum are the (CO2)n+ cluster ions. The unprotonated cluster ion series (CO2)nH2O+ and (CO2)n(H2O)2+ are also observed under these conditions. At low CO2 concentration, protonated cluster ions (H2O)nH+ are the dominant signals, and the protonated CO2(H2O)nH+ and unprotonated (H2O)n+ and (CO2)(H2O)n+ cluster ion series are also observed. The mechanisms and dynamics of the formation of these neutral and ionic clusters are discussed.

Single photon ionization of van der Waals clusters with a soft x-ray laser: (SO2)n and (SO2)n(H2O)m.

van der Waals cluster (SO2)n is investigated by using single photon ionization of a 26.5 eV soft x-ray laser. During the ionization process, neutral clusters suffer a small fragmentation because almost all energy is taken away by the photoelectron and a small part of the photon energy is deposited into the (SO2)n cluster. The distribution of (SO2)n clusters decreases roughly exponentially with increasing cluster size. The photoionization dissociation fraction of I[(SO2)(n-1)SO+] / I[(SO2)n+] decreases with increasing cluster size due to the formation of cluster. The metastable dissociation rate constants of (SO2)n+ are measured in the range of (0.6-1.5) x 10(4) s(-1) for cluster sizes 5< or =n< or =16. Mixed SO2-H2O clusters are studied at different experimental conditions. At the condition of high SO2 concentration (20% SO2 partial pressure), (SO2)n+ cluster ions dominate the mass spectrum, and the unprotonated mixed cluster ions (SO2)nH2O+ (1< or =n< or =5) are observed. At the condition of low SO2 concentration (5% SO2 partial pressure) (H2O)nH+ cluster ions are the dominant signals, and protonated cluster ions (SO2)(H2O)nH+ are observed. The mixed clusters, containing only one SO2 or H2O molecule, SO2(H2O)nH+ and (SO2)nH2O+ are observed, respectively.

Pulse duration measurements of grazing-incidence-pumped high repetition rate Ni-like Ag and Cd transient soft x-ray lasers.

We have measured the pulse duration of gain-saturated 13.9 nm Ni-like Ag and 13.2 nm Ni-like Cd transient collisional lasers excited by grazing-incidence-pumping for several pumping conditions. High-resolution streak-camera measurements yielded FWHM pulse durations close to 5 ps for both lasers under optimum pumping conditions. The very high brightness and short pulse duration of these new high repetition tabletop soft x-ray lasers make them an attractive source for dynamic applications.

High-brightness injection-seeded soft-x-ray-laser amplifier using a solid target.

We demonstrate the generation of an intense soft-x-ray-laser beam by saturated amplification of high harmonic seed pulses in a dense transient collisional soft-x-ray-laser plasma amplifier created by heating a titanium target. Amplification in the 32.6 nm line of Ne-like Ti generates laser pulses of subpicosecond duration that are measured to approach full spatial coherence. The peak spectral brightness is estimated to be approximately 2 x 10(26) photons/(s mm(2) mrad(2) 0.01% bandwidth). The scheme is scalable to produce extremely bright lasers at very short wavelengths with full temporal and spatial coherence.

Continuous high-repetition-rate operation of collisional soft-x-ray lasers with solid targets.

We have generated a laser average output power of 2 microW at a wavelength of 13.9 nm by operating a tabletop laser-pumped Ni-like Ag laser at a 5 Hz repetition rate, using a solid helicoidal target that is continuously rotated and advanced to renew the target surface between shots. More than 2 x 10(4) soft-x-ray laser shots were obtained by using a single target. Similar results were obtained at 13.2 nm in Ni-like Cd with a Cd-coated target. This scheme will allow uninterrupted operation of laser-pumped tabletop collisional soft-x-ray lasers at a repetition rate of 10 Hz for a period of hours, enabling the generation of continuous high average soft-x-ray powers for applications.

Dynamics and fragmentation of van der Waals clusters: (H2O)n, (CH3OH)n, and (NH3)n upon ionization by a 26.5 eV soft x-ray laser.

A tabletop soft x-ray laser is applied for the first time as a high energy photon source for chemical dynamics experiments in the study of water, methanol, and ammonia clusters through time of flight mass spectroscopy. The 26.5 eV/photon laser (pulse time duration of approximately 1 ns) is employed as a single photon ionization source for the detection of these clusters. Only a small fraction of the photon energy is deposited in the cluster for metastable dissociation of cluster ions, and most of it is removed by the ejected electron. Protonated water, methanol, and ammonia clusters dominate the cluster mass spectra. Unprotonated ammonia clusters are observed in the protonated cluster ion size range 2< or =n< or =22. The unimolecular dissociation rate constants for reactions involving loss of one neutral molecule are calculated to be (0.6-2.7)x10(4), (3.6-6.0)x10(3), and (0.8-2.0)x10(4) s(-1) for the protonated water (9< or =n< or =24), methanol (5< or =n< or =10), and ammonia (5< or =n< or =18) clusters, respectively. The temperatures of the neutral clusters are estimated to be between 40 and 200 K for water clusters (10< or =n< or =21), and 50-100 K for methanol clusters (6< or =n< or =10). Products with losses of up to five H atoms are observed in the mass spectrum of the neutral ammonia dimer. Large ammonia clusters (NH(3))(n) (n>3) do not lose more than three H atoms in the photoionization/photodissociation process. For all three cluster systems studied, single photon ionization with a 26.5 eV photon yields near threshold ionization. The temperature of these three cluster systems increases with increasing cluster size over the above-indicated ranges.

Sub-38 nm resolution tabletop microscopy with 13 nm wavelength laser light.

We have acquired images with a spatial resolution better than 38 nm by using a tabletop microscope that combines 13 nm wavelength light from a high-brightness tabletop laser and Fresnel zone plate optics. These results open a gateway to the development of compact and widely available extreme-ultraviolet imaging tools capable of inspecting samples in a variety of environments with a 15-20 nm spatial resolution and a picosecond time resolution.

Saturated 13.2 nm high-repetition-rate laser in nickellike cadmium.

We report gain-saturated operation of a 13.2 nm table-top laser in Ni-like Cd at a 5 Hz repetition rate. A gain-length product G x L = 17.6 was obtained by heating a precreated plasma with 8 ps duration Ti:sapphire laser pulses with an energy of only 1 J impinging at a grazing angle of 23 degrees. With an average power of approximately 1 muW [corrected] this laser is an attractive coherent source for at-wavelength metrology of extreme UV lithography optics and other applications.

Plasma conditions for improved energy coupling into the gain region of the Ni-like Pd transient collisional x-ray laser.

We have directly probed the conditions in which the Ni-like Pd transient collisional x-ray laser is generated and propagates by measuring the near-field image and by utilizing picosecond resolution soft x-ray laser interferometry of the preformed Pd plasma gain medium. The electron density and gain region of the plasma have been determined experimentally and are found to be in good agreement with simulations. We observe a strong dependence of the laser pump-gain medium coupling on the laser pump parameters. The most efficient coupling occurs with the formation of lower density gradients in the preformed plasma and when the duration of the main heating pulse is comparable to the gain lifetime (approximately 10 ps for mid- Z Ni-like schemes). This increases the output intensity by more than an order of magnitude relative to the commonly utilized case where the same pumping energy is delivered within a shorter heating pulse duration (<3 ps) . In contrast, the higher intensity heating pulses are observed to be absorbed at higher electron densities and in regions where steep density gradients limit the effective length of the gain medium.

Capillary discharge-driven metal vapor plasma waveguides.

We report the generation of dense plasma waveguides containing a large concentration of silver ions by means of a fast (approximately 55 ns first half-cycle) microcapillary discharge. Concave plasma density profiles with axial electron density > 1 x 10(19) cm(-3) were measured from discharge ablation of 330 or 440 microm diameter Ag2S capillaries with 3-5 kA peak amplitude current pulses. The dynamic of this plasma waveguide was studied with interferometry, absorption measurements, and hydrodynamic model simulations. The results are relevant to the development of efficient longitudinally pumped metal vapor soft x-ray lasers, in particular those employing transient excitation of Ni-like ions. An approach to the design of a gain saturated wave-guided 13.9 nm laser in Ni-like Ag is discussed.

Nanoimaging with a compact extreme-ultraviolet laser.

Images with a spatial resolution of 120-150 nm were obtained with 46.9 nm light from a compact capillary-discharge laser by use of the combination of a Sc-Si multilayer-coated Schwarzschild condenser and a free-standing imaging zone plate. The results are relevant to the development of compact extreme-ultraviolet laser-based imaging tools for nanoscience and nanotechnology.

Observation of a multiply ionized plasma with index of refraction greater than one.

We present clear experimental evidence showing that the contribution of bound electrons can dominate the index of refraction of laser-created plasmas at soft x-ray wavelengths. We report anomalous fringe shifts in soft x-ray laser interferograms of Al laser-created plasmas. The comparison of measured and simulated interferograms shows that this results from the dominant contribution of low charge ions to the index of refraction. This usually neglected bound electron contribution can affect the propagation of soft x-ray radiation in plasmas and the interferometric diagnostics of plasmas for many elements.

Saturated high-repetition-rate 18.9-nm tabletop laser in nickellike molybdenum.

We report saturated operation of an 18.9-nm laser at 5-Hz repetition rate. An amplification with a gain-length product GL of 15.5 is obtained in the 4d 1S0-4p 1P1 laser line of Ni-like Mo in plasmas heated at grazing incidence with approximately 1-J pulses of 8.1-ps duration from a tabletop laser system. Lasing is obtained over a broad range of time delays and pumping conditions. We also measure a GL of 13.5 in the 22.6-nm transition of the same ion. The results are of interest for numerous applications requiring high-repetition-rate lasers at wavelengths below 20 nm.

Guiding of intense laser beams in highly ionized plasma columns generated by a fast capillary discharge.

We have demonstrated the guiding of laser pulses with peak intensities up to 2.2 x 10(17) W/cm(2) in a 5.5 cm long plasma column containing highly charged Ar ions generated by a fast capillary discharge. A rapid discharge-driven hydrodynamic compression guides progressively lower order modes through a plasma with increasing density and degree of ionization, until the guide collapses on axis. The lowest order mode (FWHM approximately 50 microm) is guided with 75% transmission efficiency shortly before the plasma reaches the conditions for lasing in Ne-like Ar. The subsequent rapid plasma expansion forms a significantly leakier and more absorbent guide.

Damage to extreme-ultraviolet Sc/Si multilayer mirrors exposed to intense 46.9-nm laser pulses.

The damage threshold and damage mechanism of extreme-ultraviolet Sc/Si multilayer mirror coatings are investigated with focused nanosecond pulses at 46.9-nm radiation from a compact capillary-discharge laser. Damage threshold fluences of approximately 0.08 J/cm2 are measured for coatings deposited on both borosilicate glass and Si substrates. The use of scanning and transmission electron microscopy and small-angle x-ray diffraction techniques reveals the thermal nature of the damage mechanism. The results are relevant to the use of newly developed high-flux extreme-ultraviolet sources in applications.

Two-dimensional effects in laser-created plasmas measured with soft-x-ray laser interferometry.

Soft-x-ray laser interferograms of laser-created plasmas generated at moderate irradiation intensities (1 x 10(11)-7 x 10(12) W cm(-2)) with lambda=1.06 microm light pulses of approximately 13-ns-FWHM (full width at half maximum) duration and narrow focus (approximately 30 microm) reveal the unexpected formation of an inverted density profile with a density minimum on axis and distinct plasma sidelobes. Model simulations show that this strong two-dimensional hydrodynamic behavior is essentially a universal phenomena that is the result of plasma radiation induced mass ablation and cooling in the areas surrounding the focal spot.
